双向可控硅

双向可控硅是在普通可控硅的基础上发展而成的,它不仅能代替两只反极性并联的可控硅,而且仅需一个触发电路,是比较理想的交流开关器件。[www.61k.com]其英文名称TRIAC,即三端双向交流开关之意。

双向晶闸管的结构及工作原理

双向晶闸管是由N-P-N-P-N五层半导体材料制成的,对外也引出三个电极,其结构如图所示。双向晶闸管相当于两个单向晶闸管的反向并联,但只有一个控制极。

双向晶闸管与单向晶闸管一样,也具有触发控制特性。不过,它的触发控制特性与单向晶闸管有很大的不同,这就是无论在阳极和阴极间接人何种极性的电压,只要在它的控制极上加上一个触发脉冲,也不管这个脉冲是什么极性的,都可以便双向晶闸管导通。

由于双向晶闸管在阳、阴极间接任何极性的工作电压都可以实现触发控制,因此双向晶闸管的主电极也就没有阳极、阴极之分,通常把这两个主电极称为T1电极和T2电极,将接在P型半导体材料上的主电极称为T1电极,将接在N型半导体材料上的电极称为T2电极。

由于双向晶闸管的两个主电极没有正负之分,所以它的参数中也就没有正向峰值电压与反同峰值电压之分,而只用一个最大峰值电压,双向晶闸管的其他参数则和单向晶闸管相同。

由于双向晶闸管正、反特性具有对称性,所以它可在任何一个方向导通,是一种理想的交流开关器件。(www.61k.com]

双向晶闸管与单向晶闸管一样,也具有触发控制特性。不过,它的触发控制特性与单向晶闸管有很大的不同,这就是无论在阳极和阴极间接入何种极性的电压,只要在它的控制极上加上一个触发脉冲,也不管这个脉冲是什么极性的,都可以使双向晶闸管导通。由于双向晶闸管在阳、阴极间接任何极性的工作电压都可以实现触发控制,因此双向晶闸管的主电极也就没有阳极、阴极之分,通常把这两个主电极称为T1电极和T2电极,将接在P型半导体材料上的主电极称为T1电极,将接在N型半导体材料上的电极称为T2电极。由于双向晶闸管的两个主电极没有正负之分,所以它的参数中也就没有正向峰值电压与反同峰值电压之分,而只用一个最大峰值电压,双向晶闸管的其他参数则和单向晶闸管相同。

构造原理

尽管从形式上可将双向晶闸管看成两只普通晶闸管的组合,但实际上它是由7只晶体管和多只电阻构成的功率集成器件。小功率双向晶闸管一般采用塑料封装,有的还带散热板。大功率双向晶闸管大多采用RD91型封装。

1、判定T1极

由图可见,G极与T2极靠近,距T1极较远。(www.61k.com)因此,G—T2之间的正、反向电阻都很小。在用 RXl档测任意两脚之间的电阻时,只有在G-T2之间呈现低阻,正、反向电阻仅几十欧,而T1-G、T2-T1之间的正、反向电阻均为无穷大。这表明,如果测出某脚和其他两脚都不通,就肯定是T1极。另外,采用TO—220封装的双向晶闸管,T1极通常与小散热板连通,据此亦可确定T1极。

2、区分G极和T2极

(1) 找出T1极之后,首先 假定剩下两脚中某一脚为T2极,另一脚为G极。

(2) 把黑表笔接T2极,红表笔接T1极,电阻为无穷大。接着用红表笔尖把T1与G短路,给 G极加上负触发信号,电阻值应为十欧左右,证明管子已经导通,导通方向为T2一T1。再将红表笔尖与G极脱开(但仍接T1),若电阻值 保持不变,证明管子在触发之后能维持导通状态。

(3) 把红表笔接T2极,黑表笔接T1极,然后使T1与G短路,给G极加上正触发信号,电阻值仍为十欧左右,与G极脱开后若阻值不变,则说明管子经 触发后,在T1一T2方向上也能维持导通状态,因此具有双向触发性质。由此证明上述假定正确。否则是假定与实际不符,需再作出假定,重复以上测量。显见, 在识别G、T2,的过程中,也就检查了双向晶闸管的触发能力。如果按哪种假定去测量,都不能使双向晶闸管触发导通,证明管于巳损坏。对于lA的管子,亦可用RXl0档检测,对于3A及3A以上的管子,应选RXl档,否则难以维持导通状态。

产品命名

双向可控硅为什么称为“TRIAC”?三端:TRIode(取前三个字母)

以上两组名词组合成“TRIAC”

中文译意“三端双向可控硅开关”。

由此可见“TRIAC”是双向可控硅的统称。

双 向:Bi-directional(取第一个字母)

控 制:Controlled(取第一个字母)

整流器:Rectifier(取第一个字母)

再由这三组英文名词的首个字母组合而成:“BCR”中文译意:双向可控硅。以“BCR”来命名双向可控硅的典型厂家如日本三菱,如:BCR1AM-12、BCR8KM、BCR08AM等等。

双 向:Bi-directional(取第一个字母)

三 端:Triode(取第一个字母)

由以上两组单词组合成“BT”,也是对双向可控硅产品的型号命名,典型的生产商如:意法ST公司、荷兰飞利浦-Philips公司,均以此来命名双向可控硅。

代表型号如:PHILIPS的BT131-600D、BT134-600E、BT136-600E、BT138-600E、BT139-600E、等等。这些都是四象限/非绝缘型/双向可控硅;

三端双向可控硅

Philips公司的产品型号前缀为“BTA”字头的,通常是指三象限的双向可控硅。(www.61k.com] 而意法ST公司,则以“BT”字母为前缀来命名元件的型号并且在“BT”后加“A”或“B”来表示绝缘与非绝缘组合成:“BTA”、“BTB”系列的双向可控硅型号,如:

四象限/绝缘型/双向可控硅:BTA06-600C、BTA12-600B、BTA16-600B、BTA41-600B等等;

四象限/非绝缘/双向可控硅:BTB06-600C、BTB12-600B、BTB16-600B、BTB41-600B等等;

ST公司所有产品型号的后缀字母(型号最后一个字母)带“W”的,均为“三象限双向可控硅”。如“BW”、“CW”、“SW”、“TW”;代表型号如:BTB12-600BW、BTA26-700CW、BTA08-600SW等等。

至于型号后缀字母的触发电流,各个厂家的代表含义如下:PHILIPS公司:D=5mA,E=10mA,C=15mA,F=25mA,G=50mA,R=200uA或5mA,

型号没有后缀字母之触发电流,通常为25-35mA;

PHILIPS公司的触发电流代表字母没有统一的定义,以产品的封装不同而不同。

意法ST公司:TW=5mA,SW=10mA,CW=35mA,BW=50mA,C=25mA,B=50mA,H=15mA,T=15mA,注意:以上触发电流均有一个上下起始误差范围,产品PDF文件中均有详细说明

双向晶闸管的检测方法

(1)电极的判断与触发特性测试

将万用表置Rx1挡,测量双向晶闸管任意两脚之司的阻值,如果测出某脚和其他两脚之间的电阻均为无穷大,则该脚为T2极。(www.61k.com)

确定T2极后,可假定其余两脚中某一脚为T1电极,而另一脚为G极,然后采用触发导通测试方法确定假定极性的正确性。试验方法如图所示。首先将负表笔接T1极,正表笔接乃极,所测电阻应为无穷大。然后用导线将T2极与G极短接,相当于给G极加上负触发信号,此时所测T1-T2极间电阻应为10Ω左右,证明双向晶闸管已触发导通,如图(a)所示。将巧极与G极间的短接导线断开,电阻值若保持不变,说明管子在T1→T2方向上能维持导通状态。

再将正表笔接T1极,负表笔接T2极,所测电阻也应为无穷大,然后用导线将T2极与G极短接,相当于给G极加上正触发信号,此时所测T1-T2极间电阻应为10Ω左右,如图(b)所示。若断开T2极与G极间的短接导线阻值不变,则说明管子经触发后,在T2→T1方向上也能维持导通状态,且具有双向触发性能。上述试验也证明极性的假定是正确的,否则是假定与实际不符,需重新作出假定,重复上述测量过程。

(2)大功率双向晶闸管触发能力的检测

小功率双向晶闸管的触发电流较小,采用万用表Rx1挡可以检查出管子的触发性能。大功率双向晶闸管的触发电流较大,再采用万用表Rx1挡测量巳无法使管子触发导通。为此可采用图所示的方法进行测量,但测量中需要采用不同极性的电源,以确定管子的双向触发能力。

晶闸管模块

晶闸管模块内由多个晶闸管或晶闸管与整流管混合组成,电流容量一般为25~100A,电压范围为400~1600V。它具有体积小、重量轻、散热板与电路高度电气绝缘、安装方便、耐冲击等特点,主要用于电力变换与电力控制,如各种整流设备、交一直流电机驱动电路、无触点开关以及调光装置等。
